Abstract

Исследована фотолюминесценция легированной донорной примесью лазерной наноструктуры с квантовыми ямами n-GaAs/AlGaAs в терагерцовом и ближнем инфракрасной диапазонах. Обнаружены излучательные переходы электронов через возбужденные и основные уровни донора в спектральных зависимостях терагерцовой и ближней инфракрасной фотолюминесценции. Исследовано стимулированное излучение с участием примесных центров, обнаружено его влияние на интенсивность терагерцового излучения. Зафиксирована трансформация спектров терагерцового излучения в зависимости от того, через какое донорное состояние преобладает стимулированное излучение в ближнем инфракрасном диапазоне.

The photoluminescence of a donor-doped laser nanostructure n GaAs/AlGaAs with quantum wells in the terahertz and near infrared ranges is investigated. Radiative transitions of electrons through the excited and ground levels of the donor were found in the spectral dependences of terahertz and near infrared photoluminescence. The stimulated radiation with the participation of impurity centers was investigated, its effect on the intensity of terahertz radiation was found. Transformation of terahertz radiation spectra was recorded depending on which the donor state through stimulated radiation in the near infrared range prevails.
