Abstract

ABSTRACT GALLIUM ARSENIDE / ALUMINUM GALLIUM ARSENIDE DOUBLE HETEROSTRUCTURE LASER DIODES Gezer, Cem M.S., Department of Physics Supervisor: Prof. Dr. Ramazan Aydın January 1999, 63 pages GaAs/AlGaAs double heterostructure laser diodes consist of an active GaAs layer placed between two surrounding AlGaAs layers. These surrounding layers have higher bandgap energy than that of the active layer to confine the injected carriers to the active region where the optical gain is provided. This optical confinement allows internal losses to be reduced for the laser operation at low threshold currents. The active layer is made as sufficiently thin in order to decrease the threshold current density of the laser diode to milliampere range at room temperature. IllIf a bias voltage larger than the voltage equivalent of the active layer energy gap is applied, stimulated emission of radiation can be produced in the active layer from the radiation emitted when electrons recombine with holes. The radiation is emitted in the plane of heterojunctions. In this study, the characteristics of GaAs/AlGaAs double heterostructure laser diodes were numerically analyzed and the results obtained were presented. öz GALYUM ARSENİT / ALÜMİNYUM GALYUM ARSENİT ÇİFT HETEROJEN YAPILI LASER DİYOTLAR Gezer, Cem Yüksek Lisans, Fizik Bölümü Tez Yöneticisi: Prof. Dr. Ramazan Aydın Ocak 1999, 63 sayfa GaAs/AlGaAs çift heterojen yapılı lazer diyotlar, iki çevreleyici AlGaAs tabaka araşma yerleştirilmiş aktif bir GaAs tabakasından oluşmaktadır. Çevreleyici tabakalar, optiksel kazancın sağlandığı aktif bölgeye taşıyıcıları sıkıştırmak için aktif tabakaya göre daha yüksek bir yasak bant enerjisine sahiptir. Bu optiksel sıkıştırma iç kayıpları azaltıp, lazerin düşük eşik akımlarında çalışmasına izin verir. Aktif bölge kalınlığı lazer diyotun eşik akım yoğunluğunu oda sıcaklığında miliamper akım seviyesine düşürmek için oldukça ince yapılmaktadır.Aktif tabakanın enerji aralığına eşdeğer voltajdan daha büyük bir meyil voltajı uygulanırsa, elektronlarla boşlukların birleşmesi sonucu oluşan bir ışıma aktif tabakada etkileşmeli olarak üretilebilir. Işıma heterojen kesişim düzleminde oluşur. Bu çalışmada, GaAs/AlGaAs çift heterojen yapılı lazer diyotlann özellikleri sayısal olarak analiz edilmiş ve elde edilen sonuçlar sunulmuştur.
