Crecimiento y caracterización de GaAs sobre Si por epitaxia de haces moleculares

Abstract

En este trabajo de tesis se estudian y aportan soluciones a los problemas intrínsecamente ligados al sistema epitaxial GaAs sobre sí. Se ha estudiado el proceso de nucleación, la distribución de tensiones que aparece debido a la diferencia de parámetros de red y de coeficiente de expansión térmica que existe entre estos materiales, el proceso de aniquilación de dominios de antifase que aparecen por el hecho de crecer un material polar sobre uno no polar y se han realizado crecimientos a baja temperatura sobre substratos de sí también tratados a baja temperatura.
