Ð”Ð°Ð½Ð½Ð°Ñ Ñ€Ð°Ð±Ð¾Ñ‚Ð° поÑвÑщена иÑÑледованию ÑлектричеÑких и диÑлектричеÑких ÑвойÑтв тонких поликриÑталличеÑких пленок порфиринов H2TPP и ZnTPP. Пленки были получены методом вакуумного Ð½Ð°Ð¿Ñ‹Ð»ÐµÐ½Ð¸Ñ Ð² квазиравновеÑных уÑловиÑÑ… на подложке кремниÑ. Структура и ÑоÑтав были изучены Ñ Ð¿Ð¾Ð¼Ð¾Ñ‰ÑŒÑŽ раÑтрового Ñлектронного микроÑкопа Ñ ÑнергодиÑперÑионной приÑтавкой. ИÑÑÐ»ÐµÐ´Ð¾Ð²Ð°Ð½Ð¸Ñ Ð²Ð¾Ð»ÑŒÑ‚-амперных характериÑтик и чаÑтотных завиÑимоÑтей импеданÑа тонких пленок проводилиÑÑŒ в ÑÑндвич-геометрии. Ðнализ данных показал, что в Ñтруктурах реализуетÑÑ Ð¼ÐµÑ…Ð°Ð½Ð¸Ð·Ð¼ Ð¿Ñ€Ð¾Ñ‚ÐµÐºÐ°Ð½Ð¸Ñ Ñ‚Ð¾ÐºÐ°, ограниченного проÑтранÑтвенным зарÑдом Ñ Ð»Ð¾Ð²ÑƒÑˆÐºÐ°Ð¼Ð¸. Ð”Ð»Ñ Ñ‚Ð¾Ð½ÐºÐ¸Ñ… пленок были определены такие параметры как напрÑжение предельного Ð·Ð°Ð¿Ð¾Ð»Ð½ÐµÐ½Ð¸Ñ Ð»Ð¾Ð²ÑƒÑˆÐµÐº, ÐºÐ¾Ð½Ñ†ÐµÐ½Ñ‚Ñ€Ð°Ñ†Ð¸Ñ Ð¸ подвижноÑть ноÑителей, а также чаÑтотные и полевые завиÑимоÑти импеданÑа. Полученные результаты ÑоглаÑуютÑÑ Ñ Ñ‚ÐµÐ¾Ñ€ÐµÑ‚Ð¸Ñ‡ÐµÑкими предÑтавлениÑми.
This work is devoted to the study of the electrical and dielectric properties of thin polycrystalline films of porphyrins H2TPP and ZnTPP. The films were obtained by vacuum deposition under quasi-equilibrium conditions on a silicon substrate. The structure and composition were studied using a scanning electron microscope with an energy dispersion attachment. Studies of the current – voltage characteristics and the frequency dependences of the impedance of thin films were carried out in sandwich geometry. An analysis of the data showed that a current flow mechanism limited by the space charge with traps is realized in the structures. For thin films, such parameters as the voltage of the maximum filling of traps, the concentration and mobility of carriers, and also the frequency and field dependences of the impedance were determined. The results obtained are consistent with theoretical concepts.
