Abstract

Данная работа посвящена исследованию электрических и диэлектрических свойств тонких поликристаллических пленок порфиринов H2TPP и ZnTPP. Пленки были получены методом вакуумного напыления в квазиравновесных условиях на подложке кремния. Структура и состав были изучены с помощью растрового электронного микроскопа с энергодисперсионной приставкой. Исследования вольт-амперных характеристик и частотных зависимостей импеданса тонких пленок проводились в сэндвич-геометрии. Анализ данных показал, что в структурах реализуется механизм протекания тока, ограниченного пространственным зарядом с ловушками. Для тонких пленок были определены такие параметры как напряжение предельного заполнения ловушек, концентрация и подвижность носителей, а также частотные и полевые зависимости импеданса. Полученные результаты согласуются с теоретическими представлениями.

This work is devoted to the study of the electrical and dielectric properties of thin polycrystalline films of porphyrins H2TPP and ZnTPP. The films were obtained by vacuum deposition under quasi-equilibrium conditions on a silicon substrate. The structure and composition were studied using a scanning electron microscope with an energy dispersion attachment. Studies of the current – voltage characteristics and the frequency dependences of the impedance of thin films were carried out in sandwich geometry. An analysis of the data showed that a current flow mechanism limited by the space charge with traps is realized in the structures. For thin films, such parameters as the voltage of the maximum filling of traps, the concentration and mobility of carriers, and also the frequency and field dependences of the impedance were determined. The results obtained are consistent with theoretical concepts.
