Abstract

Целью работы является определение доминирующего вида собственного шума Ð¸ÑÑÐ»ÐµÐ´ÑƒÐµÐ¼Ñ‹Ñ Ð¡Ð’Ð§-компонент на Ð½Ð¸Ð·ÐºÐ¸Ñ Ñ‡Ð°ÑÑ‚Ð¾Ñ‚Ð°Ñ Ð¸ определение параметров данного шума. Ð’ Ñ Ð¾Ð´Ðµ выполнения работы проведено выделение информативной составляющей в спектральной мощности шума Ð¿Ð¾Ð»ÐµÐ²Ñ‹Ñ Ñ‚Ñ€Ð°Ð½Ð·Ð¸ÑÑ‚Ð¾Ñ€Ð¾Ð² с высокой подвижностью электронов; выделение в спектре шума Ð¸ÑÑÐ»ÐµÐ´ÑƒÐµÐ¼Ñ‹Ñ Ñ‚Ñ€Ð°Ð½Ð·Ð¸ÑÑ‚Ð¾Ñ€Ð¾Ð² областей, Ñ Ð°Ñ€Ð°ÐºÑ‚ÐµÑ€Ð½Ñ‹Ñ Ð´Ð»Ñ Ñ€Ð°Ð·Ð»Ð¸Ñ‡Ð½Ñ‹Ñ Ð²Ð¸Ð´Ð¾Ð² шумов; сравнение ÑˆÑƒÐ¼Ð¾Ð²Ñ‹Ñ Ñ Ð°Ñ€Ð°ÐºÑ‚ÐµÑ€Ð¸ÑÑ‚Ð¸Ðº транзисторов в Ñ€Ð°Ð·Ð»Ð¸Ñ‡Ð½Ñ‹Ñ Ñ€ÐµÐ¶Ð¸Ð¼Ð°Ñ Ñ€Ð°Ð±Ð¾Ñ‚Ñ‹; сравнение ÑˆÑƒÐ¼Ð¾Ð²Ñ‹Ñ Ñ Ð°Ñ€Ð°ÐºÑ‚ÐµÑ€Ð¸ÑÑ‚Ð¸Ðº транзисторов до и после облучений.
