Abstract

Создание и исследование фотоприёмника для спектрального диапазона 1-4 мкм методом МОГФЭ на основе гетероструктур. Представлена зависимость состава твёрдого раствора от доли каждого из Ð´ÐµÐ¹ÑÑ‚Ð²ÑƒÑŽÑ‰Ð¸Ñ Ð²ÐµÑ‰ÐµÑÑ‚Ð² в газовой фазе. Приводятся результаты исследований Ñ Ð°Ñ€Ð°ÐºÑ‚ÐµÑ€Ð¸ÑÑ‚Ð¸Ðº фотодиодов. Полученные фотодиоды имеют высокие уровни Ñ‚ÐµÐ¼Ð½Ð¾Ð²Ñ‹Ñ Ñ‚Ð¾ÐºÐ¾Ð², а также низкие уровни чувствительности, что связано с неудовлетворительным качеством Ð¿Ð¾Ð»ÑƒÑ‡ÐµÐ½Ð½Ñ‹Ñ ÑÑ‚Ñ€ÑƒÐºÑ‚ÑƒÑ€. Даны рекомендации по Ð¸Ñ ÑƒÐ»ÑƒÑ‡ÑˆÐµÐ½Ð¸ÑŽ.
