Оптические свойства структур AlGaN/GaN/Al2O3 в терагерцовом диапазоне частот

Abstract

Выполнен первый этап исследований, Ð½Ð°Ñ†ÐµÐ»ÐµÐ½Ð½Ñ‹Ñ Ð² перспективе на создание ÑÐµÐ»ÐµÐºÑ‚Ð¸Ð²Ð½Ñ‹Ñ ÑÐ¼Ð¸Ñ‚Ñ‚ÐµÑ€Ð¾Ð² и приемников терагерцового излучения на базе Ð´Ð²ÑƒÐ¼ÐµÑ€Ð½Ñ‹Ñ Ð¿Ð»Ð°Ð·Ð¼Ð¾Ð½Ð¾Ð² в гетероструктуре AlGaN/GaN. Исследованы оптические свойства гетероструктуры AlGaN/GaN/Al2O3 с двумерными электронами. Апробирована методика Ð¾Ð¿Ñ‚Ð¸Ñ‡ÐµÑÐºÐ¸Ñ Ð¸ÑÑÐ»ÐµÐ´Ð¾Ð²Ð°Ð½Ð¸Ð¹ образцов в когерентном и некоренном свете. Исследованы спектры оптического пропускания и отражения подложки из Al2O3 при комнатной и ÐºÑ€Ð¸Ð¾Ð³ÐµÐ½Ð½Ñ‹Ñ Ñ‚ÐµÐ¼Ð¿ÐµÑ€Ð°Ñ‚ÑƒÑ€Ð°Ñ . Определены спектральные зависимости показателя преломления и коэффициента поглощения.
