РаÑÑматриваетÑÑ Ð¿Ñ€Ð¾ÑÑ‚Ð°Ñ Ð¼Ð¾Ð´ÐµÐ»ÑŒ Ð¿Ð¾Ð³Ð»Ð¾Ñ‰ÐµÐ½Ð¸Ñ Ð½Ð° неравновеÑÐ½Ñ‹Ñ Ð½Ð¾ÑителÑÑ , позволÑÑŽÑ‰Ð°Ñ Ð¾Ð±ÑŠÑÑнить переключение лазерной генерации Ñ Ð²Ð¾Ð·Ð±ÑƒÐ¶Ð´ÐµÐ½Ð½Ð¾Ð¹ на фундаментальную моду при роÑте плотноÑти тока или температуры в Ñ‚Ð¾Ñ€Ñ†ÐµÐ²Ñ‹Ñ Ð»Ð°Ð·ÐµÑ€Ð°Ñ Ñ ÑˆÐ¸Ñ€Ð¾ÐºÐ¸Ð¼ оптичеÑким волноводом. Приведены ÑкÑпериментальные данные, которые Ð½Ð°Ñ Ð¾Ð´ÑÑ‚ÑÑ Ð² ÑоглаÑии Ñ Ð¼Ð¾Ð´ÐµÐ»ÑŒÑŽ. Результаты работы показывают, что поглощение на ÑÐ²Ð¾Ð±Ð¾Ð´Ð½Ñ‹Ñ Ð½Ð¾ÑителÑÑ Ð¾ÐºÐ°Ð·Ñ‹Ð²Ð°ÐµÑ‚ ÑущеÑтвенное влиÑние на формирование оптичеÑÐºÐ¸Ñ Ð¼Ð¾Ð´ в ÑˆÐ¸Ñ€Ð¾ÐºÐ¸Ñ Ð²Ð¾Ð»Ð½Ð¾Ð²Ð¾Ð´Ð°Ñ Ð¼Ð¾Ñ‰Ð½Ñ‹Ñ Ñ‚Ð¾Ñ€Ñ†ÐµÐ²Ñ‹Ñ Ð»Ð°Ð·ÐµÑ€Ð¾Ð².
The thesis discusses mode forming in large optical waveguides of semiconductor laser diodes. Simple model of free carrier absorption is considered to clarify lasing switch from high-order to fundamental mode in large optical cavity of edge emitting diode with current or temperature increase. Experimental data are shown to be in agreement with the model. Results show that free carrier absorption has significant impact on mode forming in large optical cavities of high power laser diodes.
