Abstract

Работа посвящена исследованию особенностей формирования Ð¾Ð¿Ñ‚Ð¸Ñ‡ÐµÑÐºÐ¸Ñ Ð¼Ð¾Ð´ в Ð¿Ð¾Ð»ÑƒÐ¿Ñ€Ð¾Ð²Ð¾Ð´Ð½Ð¸ÐºÐ¾Ð²Ñ‹Ñ Ð»Ð°Ð·ÐµÑ€Ð½Ñ‹Ñ Ð´Ð¸Ð¾Ð´Ð°Ñ Ñ широким оптическим волноводом. Рассматривается простая модель поглощения на Ð½ÐµÑ€Ð°Ð²Ð½Ð¾Ð²ÐµÑÐ½Ñ‹Ñ Ð½Ð¾ÑÐ¸Ñ‚ÐµÐ»ÑÑ , позволяющая объяснить переключение лазерной генерации с возбужденной на фундаментальную моду при росте плотности тока или температуры в Ñ‚Ð¾Ñ€Ñ†ÐµÐ²Ñ‹Ñ Ð»Ð°Ð·ÐµÑ€Ð°Ñ Ñ широким оптическим волноводом. Приведены экспериментальные данные, которые Ð½Ð°Ñ Ð¾Ð´ÑÑ‚ÑÑ в согласии с моделью. Результаты работы показывают, что поглощение на ÑÐ²Ð¾Ð±Ð¾Ð´Ð½Ñ‹Ñ Ð½Ð¾ÑÐ¸Ñ‚ÐµÐ»ÑÑ Ð¾ÐºÐ°Ð·Ñ‹Ð²Ð°ÐµÑ‚ существенное влияние на формирование Ð¾Ð¿Ñ‚Ð¸Ñ‡ÐµÑÐºÐ¸Ñ Ð¼Ð¾Ð´ в ÑˆÐ¸Ñ€Ð¾ÐºÐ¸Ñ Ð²Ð¾Ð»Ð½Ð¾Ð²Ð¾Ð´Ð°Ñ Ð¼Ð¾Ñ‰Ð½Ñ‹Ñ Ñ‚Ð¾Ñ€Ñ†ÐµÐ²Ñ‹Ñ Ð»Ð°Ð·ÐµÑ€Ð¾Ð².

The thesis discusses mode forming in large optical waveguides of semiconductor laser diodes. Simple model of free carrier absorption is considered to clarify lasing switch from high-order to fundamental mode in large optical cavity of edge emitting diode with current or temperature increase. Experimental data are shown to be in agreement with the model. Results show that free carrier absorption has significant impact on mode forming in large optical cavities of high power laser diodes.
