Abstract

Исследованы внутризонное поглощение и фотопроводимость в ÑÑ‚Ñ€ÑƒÐºÑ‚ÑƒÑ€Ð°Ñ Ñ квантовыми точками GeSi/Si в Ñ€Ð°Ð²Ð½Ð¾Ð²ÐµÑÐ½Ñ‹Ñ ÑƒÑÐ»Ð¾Ð²Ð¸ÑÑ Ð¸ при генерации Ð½ÐµÑ€Ð°Ð²Ð½Ð¾Ð²ÐµÑÐ½Ñ‹Ñ Ð½Ð¾ÑÐ¸Ñ‚ÐµÐ»ÐµÐ¹ заряда межзонным излучением, а также межподзонное поглощение и межзонная фотолюминесценция в ÑÑ‚Ñ€ÑƒÐºÑ‚ÑƒÑ€Ð°Ñ Ñ туннельно-связанными квантовыми ямами GaAs/AlGaAs в Ñ€Ð°Ð²Ð½Ð¾Ð²ÐµÑÐ½Ñ‹Ñ ÑƒÑÐ»Ð¾Ð²Ð¸ÑÑ Ð¸ при приложении электрического поля.
