In this work, we fabricated a 10.1‐inch 120 Hz refresh rate display with In‐Cell Touch structure by using BCE (back‐channel etched) IGZO TFT. The Vth deviation of TFTs in G6 glass was about 0.53 V, indicted the excellent process uniformity. Then, the device preforms ware characterized and shown outstanding high‐temperature and long‐time stability. IGZO BCE backplane TFTs showed good stability in PBTS (85°C/+30V/3600s) and NBTS (85°C/‐30V/3600s). The ΔVth under PBTS and NBTS for 3600 seconds ware only +0.62 V and +0.02 V, respectively. After 240 hours environmental test of 60°C & 90% RH and 70°C & 60% RH, no function fail and image quality degradation was observed.
