Влияние гамма-облучения на электрофизические параметры кремниевых фотоэлементов, легированных никелем

Abstract

The results of the studies of changes in the electrophysical parameters Voc ndash; no-load voltage, Isc ndash; shortcircuit current density; tau; ndash; lifetime of nonequilibrium charge carriers of photocells made on plates of monocrystalline silicon of the p-type conductivity with the specific resistance rho; 0.5 Ohm cm, doped with nickel, under irradiation with gamma;-quanta from 60Co source are presented. It is shown that the efficiency of the solar energy conversion in nickel-doped photovoltaic cells remains higher than in standard cells up to irradiation doses of 108 rad. It was established that with increasing diffusion temperature of nickel atoms radiation stability of electrophysical parameters of photovoltaic cells also increases. A decrease in the concentration of recombinationactive radiation defects is due to the getterization by nickel atoms of technological background impurities and the action of nickel clusters as effluents for radiationinduced vacancies.

Представлены результаты исследований изменения электрофизических параметров Uxx ndash; напряжение холостого хода, Jкз ndash; плотность тока короткого замыкания, и tau; ndash; время жизни неравновесных носителей заряда фотоэлементов, изготовленных на пластинах монокристаллического кремния p-типа проводимости с удельным сопротивлением rho; 0,5 Ом см, легированных никелем, при облучении gamma;-квантами от источника 60Со. Показано, что у фотоэлементов, легированных никелем, эффективность преобразования солнечной энергии остается выше, чем у стандартных, вплоть до доз облучения 108 рад. Обнаружено, что c увеличением температуры диффузии атомов никеля радиационная устойчивость электрофизических параметров фотоэлементов увеличивается. Снижение концентрации рекомбинационно-активных радиационных дефектов обусловлено геттерированием атомами никеля технологических фоновых примесей и действием скоплений никеля как стоков для радиационно-индуцированных вакансий.
