Оптические и фотоэлектрические свойства наногетероструктур Si/Ge с квантовыми точками Ge

Abstract

Представлен анализ научно-технической литературы по оптическим и фотоэлектрическим свойствам наногетероструктур Ge/Si. Описаны особенности полупроводниковых структур с наноразмерными включениями, их оптические и отоэлектрические свойства. Проведен обзор электронной структуры и оптических свойств материалов на основе Si/Ge с квантовыми точками Ge. Проведено сравнение спектров фотолюминесценции, электролюминесценции структур данного типа, спектров фотопроводимости, рассмотрено явление отрицательной фотопроводимости.
