Механизмы периодической деформации системы «Пленка подложка» под действием сжимающих напряжений

Abstract

Рассмотрены процессы упругой и пластической деформации металлических, оксидных и полупроводниковых пленок в процессе роста, термического отжига и механического нагружения. Показано, что при сжатии тонких пленок на податливой подложке на их поверхности формируются складки и происходит когерентная деформация подложки. В случае жесткой подложки сжимающие напряжения приводят к упругому изгибу пленки с локальным либо периодическим отслаиванием от подложки. Процесс пластической деформации тонких пленок определяется конкуренцией между изменениями их поверхностной энергии и энергии деформации. Выявлена фундаментальная роль периодического распределения напряжений и деформаций на границе раздела двух сред, лежащего в основе механизмов деградации тонких пленок при различных внешних воздействиях.

Consideration is given to elastic and plastic deformation of metal, oxide and semiconductor films during their growth, thermal annealing and mechanical loading. In compression of thin films deposited on a compliant substrate wrinkle formation is observed on their surface with coherent deformation of the substrate. For the rigid substrate compressive stresses lead to elastic bending of the film with local or periodic separation from the substrate. Plastic deformation of thin films is governed by the competition between changes in their surface energy and strain energy. The fundamental role of the periodic stress and strain distribution at the interface between two media is found, which underlies degradation mechanisms of thin films under various external actions.
