Ударная ионизация в диодах Ганна

Abstract

The technique to describе the multiplication of charge carriers as a result of impact ionization in the moving domain of the strong electric field and the formation of the current-voltage characteristics of Gann’s is diodes, which uses information from the solution of kinetic equations for two-valley semiconductors in strong electric fields is proposed.

Предлагается методика описания умножения носителей заряда вследствие ударной ионизации в движущемся домене сильного электрического поля и формирования вольтамперной характеристики диодов Ганна, использующая сведения из решения кинетических уравнений для двухдолинных полупроводников в сильных электрических полях.
