Влияние параметров осаждения на толщину модифицированного слоя при динамическом атомном перемешивании Pd/Fe-структур

Abstract

Методом резерфордовского обратного рассеяния ионов гелия в сочетании с компьютерным моделированием определено, что при осаждении Pd-покрытия на железо методом динамического атомного перемешивания, в котором в качестве ассистирующих ионов использовались ионы Аг+ с энергией 6 кэВ, и интегральными потоками (0,7-1,6) • 1016 ионЛ;м2 формируется Pd-пленка толщиной -(14-23) нм. Установлено, что толщина сформированного покрытия зависит от параметра I / A (отношение числа I ассистирующих ионов к числу A атомов осаждаемого покрытия). При расчете толщины пленки необходимо учитывать помимо распыления ассистирующими ионами атомов покрытия также распыление атомов подложки.
