Об изменении времен жизни носителей заряда при импульсном фотовозбуждении в кремнии с глубокими примесными центрами

Abstract

Приведены результаты численных исследований кинетики фотопроводимости в кремнии с двумя рекомбинационными центрами. Показано, что времена жизни носителей заряда зависят от значений их равновесных концентраций. Времена жизни при снятии фотовозбуждения за счет эмиссии электронов с донорных центров увеличиваются на несколько порядков. Это приводит к наличию на релаксационных кривых концентраций электронов и дырок участков «быстрого» и «медленного спада».
