Abstract

В роботі методами рентгенодифрактометрії, скануючої електронної мікроскопії (СЕМ), енергодиспер- сійної рентгенівської, раманівської та оптичної спектроскопії досліджені плівки Cu2ZnSnS4, отримані ме- тодом пульсуючого спрей-піролізу при Ts = 673 К з прекурсору, що містить CuCl2∙2H2O, ZnCl2, SnCl2∙2H2O, NH2CHNH2. Показано, що стехіометрію, структурні та оптичні характеристики плівок мож- на змінювати в широких межах, змінюючи об’єм розпиленого прекурсора. Зразки нанесені в оптималь- них умовах мали практично однофазну кестеритну структуру, стехіометрію та ширину оптичної заборо- неної зони близькі до оптимальних для отримання високих значень ККД сонячних елементів. В работе методами рентгенографии, сканирующей электронной микроскопии (СЭМ), энергодис- персионной рентгеновской, рамановской и оптической спектроскопии исследованы плѐнки Cu2ZnSnS4, полученные методом пульсирующего спрей-пиролиза при Ts = 673 К из прекурсора, содержащего CuCl2∙2H2O, ZnCl2, SnCl2∙2H2O, NH2CHNH2. Показано, что стехиометрия, структурные и оптические характеристики плѐнок можно изменять в широких пределах, изменяя объем распылѐнного прекур- сора. Образцы, нанесенные в оптимальных условиях, имели практически однофазную кестеритную структуру, стехиометрию и ширину запрещенной зоны близкие к оптимальной для получения высо- ких значений КПД солнечных элементов. In this work Cu2ZnSnS4 films obtained by pulsed spray pyrolysis at Ts = 673 К using a precursor contained CuCl2∙2H2O, ZnCl2, SnCl2∙2H2O, NH2CHNH2 were investigated by X-ray diffraction, scanning electron microscopy (SEM), energy dispersive X-ray, Raman and optical spectroscopies. It was showed that the stoichiometry, structural, and optical properties of the films were altered in the broad ranges by changing the volume of sprayed precursor solution. The samples, deposited in optimal conditions, had almost single structure of kesterite, as well as stoichiometry and band gap are close to the optimal values for designing highly efficient solar cells.
