Abstract

La presente invención se refiere a un dispositivo MOSFET dispuesto sobre un sustrato (10), que comprende una primera (11) y una segunda (14) tiras fuertemente dopadas recubiertas de una primera (13) y una segunda (15) toma de contacto, dichas dos tiras estando separado por un canal (18) que también aparece sobre el sustrato (10), estando el canal recubierto por una capa dieléctrica (20) sobre la cual se coloca una tercera toma de contacto (21). El dispositivo se caracteriza porque el canal (18) incorpora una fina película ligeramente dopada (19) con átomos dopantes del mismo tipo que el canal, en la interfaz con la capa dieléctrica (20), estando distribuidos los átomos dopantes sobre cada lado de la interfaz.
