Исследование эволюции структурных дефектов в монокристаллах ZnGeP2, выращенных методом Бриджмена

Abstract

Представлены результаты исследований структурных дефектов в монокристалле ZnGeP2, выращенном методом Бриджмена в вертикальном варианте. Методом рентгеновской просвечивающей топографии на основе эффекта Бормана исследованы продольный срез и три поперечных среза монокристалла. Обнаружено различие структур дефектов в начальной, срединной и концевой частях кристалла. Приведены численные оценки поведения фронта кристаллизации в процессе выращивания кристалла. Получено хорошее соответствие численных оценок и результатов топографических исследований.
